Structural and Optical Properties of MgxZn1-xO Nanofilms Prepared by Sol-gel Method

Abstract: Nanofilms of MgxZn1-xO with different Mg contents were fabricated by sol-gel method.The XRD spectra indicated that the films were hexagonal wurtzite structure with 3-5 nm grain size and the lattice constant of Mg xZn1-xO gradually decreased with increasing Mg content.The UV-Vis absorption spectra showed that the band gap energy increased and the exciton peak had an obvious blue-shift with increasing Mg content.The strong deep level emission demonstrated that oxygen vacancy increased with the content of Mg atoms entering ZnO lattice.To obtain high quality MgxZn1-xO thin films, Mg0.03Zn0.97O film was annealed at 700℃ in oxygen ambient.The UV-Vis absorption spectrum and the PLspectrum demonstrated that high quality films could be obtained by annealing.
