The Behavior of GeH4in an Electrically Heated Quartz Tube

Abstract: In the electrically heated quartz tube, most of GeH4are directly atomized, i. e. , GeH4(g) →Ge(s). Only a few of GeH4are indirectly atomized, i. e. , GeH,i(g)→Ge(g)→Ge(s). When the temperature of the quartz tube is higher than960K, oxygen in the gas entering the quartz tube will interfere with atomization of GeH4, and the process of atomization is Ge(g) +(1/2)O2(g)→GeO(g).
